| My first SRAM's were 1Kx1, e.g. 2115/2125/2102, or 256x4 in the 2111.  There had been smaller ones, 256x1, but I wasn't doing stuff with them.  I don't remember any 2Kbit RAM or 2Kbyte RAM.  
 DRAM also followed the 1K, 4K, 16K, 64K-bit density. This is because they wanted to double the density in their geometry. When the moved from 2 micron lines to 1 micron lines, that made for doubled density on each axis, hence, 4-fold density. I used 1702 EPROMs (256x8) and MM5203's (256x8), before the 27xx EPROMs became available. RE |
